چکیده
The authors report on an InP based photovoltaic quantum cascade detector operating at 16.5 m and using miniband-based vertical transport. This concept allowed the construction of a longitudinal optical phonon extraction stair with two rungs without touching on a high device resistance. At 10 K, they observed a responsivity of 1.72 mA/W and a Johnson noise limited detectivity of 2.2 109 Jones. Altogether, this design resulted in detection at temperatures of up to 90 K with a lower bandwidth limit of 200 MHz imposed by the measurement setup.

In this work, we have studied the miniband and minigaps of GaN/AlN constant total effective radius multi-shells quantum dots (CTER-MSQDs) and Rings (CTERMSQRs).We have investigated effects of the Hydrogenic donor impurities, quantum dots and rings radii, and the number of wells on miniband formation by sub-band energy calculations. We show that in these systems, minigaps can be created and then...
متن کاملTransport in semiconductor superlattices: from quantum kinetics to terahertz-photon detectors
Semiconductor superlattices are interesting for two distinct reasons: the possibility to design their structure (band-width(s), doping, etc.) gives access to a large parameter space where different physical phenomena can be explored. Secondly, many important device applications have been proposed, and then subsequently successfully fabricated. A number of theoretical approaches has been used to...

The Quantum Cascade ~QC! laser is a unipolar semiconductor laser that has demonstrated high performance in pulsed operation in the mid-infrared wavelength range ~4–12 mm!. There has been a large effort to develop such devices for even longer wavelengths. These sources would be especially valuable for the detection of large organic hydrocarbon molecules like the BTX compounds in the 12–16 mm reg...

In this paper, a quantum well infrared photodetector based on cascade structure is proposed which is capable of simultaneous detection of two different wavelengths in mid-infrared region. The active region of this photodetector is monolithically sensitive to both wavelengths and the electron transport system is designed to transport electrons excited by two different wavelengths. By attachin...
